A systematic design approach of HBT based ku-band (16.0GHz-18.0GHz) amplifier using 130nm SiGe based BiCMOS technology

Abstract


This paper present systematic design approach of HBT (Hetero Junction Bipolar Transistor) based two stage cascode amplifier for Ku-band (16.0GHz-18.0GHz) applications. The proposed amplifier has  design using 130nm SiGe based BiCMOS(Bipolar complementary metal-oxide-semiconductor)  technology. The proposed amplifier input has been matching using lossy matching technique and output of amplifier has been matching using lossless matching technique for getting optimal design performance. The inter-stage matching has  been done through lossy matching technique for flat gain and good return loss purpose.  The proposed HBT based two stage amplifier achieved +31.59±.35dB of small signal gain, better than-12dB of input return loss with better than-17dB of output return loss. This amplifier achieved +16.708dBm of linear output power and +18.307dBm of saturated output power. This amplifier achieved +21.0% of peak power added efficiency and %THD (Total Harmonic distortion) less than+ 23%.The total current consumption of two stage amplifier has 98.0mA with supply voltage of 3.3volt. With all including pads, the layout dimension of circuit has 1.731X0.561mm2.
